So we dont know the size of each reram cell relative to a normal flash cell. So cant determine how many cells we can maximally fit on a 40nm chip. It looks like from the following picture from the cover of NAND Flash Memory Technologies by Seicchi Aritome that 1bit Flash runs to around 16GB max at 40nm.I would think re-ram is multi-bit correct so would expect there will be plenty of room at 40nm beyond 1MB. Someone else may have more of a clue about the ultimate realisable size at 40nm and then say 28nm.
