Longtime suffering 4DS holder here, they currrently have a working test chip at 60nm and have recently had a stab of shrinking down to 20nm but it hasn't gone as well as they expected.
Specs at 60nm on the fourth platform lot were 4.7ns write, read equivalent to DRAM, endurance of >3 billion cycles and (most annoyingly) retention was "persistant and tuneable".
Analog programmability was mentioned briefly but not expanded on in any great detail iirc.The fifth platform lot was process optimisations for the 20nm shrink on the sixth platform lot, we are still waiting on details from further testing.
I'm casting a wideish net on edge AI, and I hope reram will play a significant role in that market going forward.
