Land Rig : 1.5 for an old scrap to more than 10 millions $ for a new one.
Swamp barge : 10 to 100 millions $
Jack up (shallow offshore) : 75 to 175 millions
Semi submersible (deep offshore) : from 100 for an old one to 400 millions $ to build a new one
Drillship : 300 to 500 millions $ to build a new one.

This is to build or buy. If you want to rent, it depends also of the region of the world but now the prices are skyscraping. I will give you a range.
Land : 15-20 K$ per day
Swamp : 30-50 K$ per day
Jack up : 100-200 K$ per day
Semi sub : 200-400 K$ per day
Drill ship : 200-500 K$ per day
