also looks like Nuvuton (Previously Panasonic) has been shipping their own microcontrollers with 256K of ReRAM for the last 10 years....

nuvuton used to be part of winbond who make all the eeprom devices.
Also looks like Winbond has done some tape-outs of ReRAM at 90nm, but high voltage at 3.3V though...
