    Weebit Nano Ltd. (Hod Hasharon, Israel) has received first wafers back from foundry Globalfoundries containing its resistive RAM (ReRAM) non-volatile memory made using the 22FDX manufacturing process. The company has also achieved qualification at 125 degrees C operation on Skywater’s 130nm process.

    Weebit announced it had taped out a 8Mbit ReRAM in a 22nm fully-depleted silicon-on-insulator (FDSOI) process in January 2023 (see Weebit tapes out ReRAM on 22nm FDSOI process) but not confirm that the design was targeting Globalfoundries’ 22FDX process. These are the first wafers with Weebit ReRAM manufactured in 22nm.

    “Initial tests of the wafers in this advanced 22nm FDSOI (fully depleted silicon on insulator) are showing positive results on the array,” the company said.
    Resistive RAM is a form of non-volatile memory that has scaling and power consumption advantages over flash memory and 22nm is a geometry where flash is not available as an embedded memory option although MRAM is offered (see Globalfoundries offers embedded MRAM on 22nm FDSOI).
    “Weebit ReRAM in a 22nm process such as 22FDX offers a low-power, cost-effective embedded NVM solution which can withstand harsh environmental conditions. With this latest development, we are one step closer to providing Weebit ReRAM as a commercial solution in 22nm for customers’ innovative SoCs targeting applications in areas such as IoT, 5G, edge AI and automotive,” said Coby Hanoch, CEO of Weebit Nano, in a statement.

    Meanwhile Weebit and foundry SkyWater Technology Inc. have announced that Weebit’s ReRAM IP module has been qualified in SkyWater’s S130 130nm process at temperatures of up to 125 degrees Celsius – the temperature specified for Grade-1 automotive applications.
    All the die successfully passed the entire set of qualification tests, validating the ReRAM’s suitability for volume production as embedded IP. The Weebit ReRAM IP was qualified for:
    • 10,000 flash-equivalent endurance cycles
    • 10 years’ data retention at industrial grade temperatures
    • 3x SMT solder reflow cycles
